Evaluation of Thin Copper Wire and Lead-Free Solder Joint Strength by Pullout Tests and Wire Surface Observation

چکیده
Copper wires have been attracting much attention for Large Scale Integration (LSI) bonding because of their excellent mechanical and electrical properties, in addition to their low material cost. The ends of these wires are usually joined to pads or through-holes on a printed circuit board, and lead-free soldering is one of the popular bonding methods. Since the deformation resistance of solder is lower than that of copper, especially in slow deformation due to creep, the strain tends to be increased in the solder and concentrated near the copper/solder joint interface. Thus, fracture frequently occurs at this interface and may influence the quality of the product. It is therefore important to evaluate the bonding strength of thin copper wire and lead-free solder. In this paper, pullout tests of thin copper wire from lead-free solder were carried out, and the pullout behavior of the wires was observed. The bonding strength was evaluated based on the actual bonded area on the copper wire surface. Finally, the strength of the thin copper wire/solder joint was summarized using the shear and tensile strengths of the copper/solder interface as well as the tensile strength of the copper wire.

Thermosonic Gold Wire Bonding to Palladium Finishes on Laminate Substrates
As the laminate substrate industry moves from Hot Air Solder Level (HASL) finishes, alternate plating finishes are being proposed such as immersion gold/electroless nickel, electroless palladium and electroless silver. This paper presents results of an evaluation of the thermosonic gold ball wire bondability of electroless palladium. Two palladium thicknesses, with and without a nickel underlay...

In this research work, an attempt has been made to examine the different welding parameters which affect the weldability of 304H Austenitic stainless steel (ASS) welded joint using the proper filler wire. Chemical composition of filler wire was same as that of base metal. Further this study addressed the combined effect of various welding parameters on the metallurgical and mechanical propertie...
متن کاملRELIABILITY ASSESSMENT OF REBALLED BGAs
The Printed Circuit Board (PCB) assembly domain has almost completed its transition to a lead-free environment. This shift has resulted in the obsolescence of tin-lead components. However, occasionally, on-going production or repair processes require SnPb components which are no longer available. Using a lead-free device in such cases could result in reliability concerns (due to the use of lead...

The size and length effects of an inclusion on multi-pass copper shaped-wire drawing were investigated. For this purpose, an experimental investigation on optimal die half-angle was conducted. Based on experimental data of optimal die half-angle, wire and inclusion deformations, drawing and hydrostatic stress of copper shaped-wires that contain an inclusion were calculated by two-dimensional fi...

Single staggered is a design development of normal wire and tube heat exchanger that wires are welded with staggered configuration on two sides. Capacity of wire and tube heat exchanger is the ability of the heat exchanger to release heat. The objective of this study is to analyse the effect of wire pitch (pw) on capacity of single staggered wire and tube heat exchanger. The research...
